いよいよ省エネ時代突入ですね。低ＯＮ抵抗の ＭＯＳ ＦＥＴは、省エネを目的とした部品です。富士電機の ５mΩ ＭＯＳ ＦＥＴ ２ＳＫ３２７３－０１MR の 未使用 ２本組 です。
Ｖｄ＝６０Ｖ Ｉｄ＝７０Ａ Ｗ＝７０Ｗ ＭＯＳ ＦＥＴ On抵抗 ５mΩ です。
On抵抗は、Typical値で５mΩ（３５Ａ時）で、ＤＣ／ＤＣコンバータ や モータ用に開発されました。
FET単独のOn抵抗は、通常数十Ωですから、これは１万個以上のFETが並列駆動されているとものと等価です。
形状は、使いやすいフルモールドタイプのＴＯ２２０F です。

低On抵抗のMOS FETは、On抵抗が極端に低いため、皆さん形状が極めて小型なので驚かれます。
素子自体の消費電力は内部抵抗値に比例するため、抵抗値が一桁少なければ理論的に10分の1が可能です。
現実的には、昔のものに比べて二桁以上On抵抗が小さいため昔懐かしい大型形状は不要です。
